SMT焊接質量問題的重要性

隨著表面組裝技術更廣泛、更深入的應用于各個領域,SMT焊接質量問題引起人們高度重視,SMT鋼網加工焊接質量與整個組裝工藝流程各個環節密切相關,為了減少或避免上上述焊接缺陷的出現,不僅要提高工藝人員判斷和解決這些問題能力,另外還要注重提高工藝質量控制技術、完善工藝管理,制定出有效的控制方法,才能提高SMT焊接質量,保證電子產品的最終質量。

波峰焊中的錫球 波峰焊中常常出現錫球,主要原因有兩方面:第一,由于焊接印制板時,印制板上的通孔附近的水分受熱而變成蒸汽。如果孔壁金屬鍍層較薄或有空隙,水汽就會通過孔壁排除,如果孔內有焊料,當焊料凝固時水汽就會在焊料內產生空隙(針眼),或擠出焊料在印制板正面產生錫球。第二,在印制板反面(即接觸波峰的一面)產生的錫球是由于波峰焊接中一些工藝參數設置不當而造成的。如果助焊劑涂覆量增加或預熱溫度設置過低,就可能影響焊劑內組成成分的蒸發,在印制板進入波峰時,多余的焊劑受高溫蒸發,將焊料從錫槽中濺出來,在印制板面上產生不規則的焊料球。

針對上述兩面原因,我們采取以下相應的解決措施:第一,通孔內適當厚度的金屬鍍層是很關鍵的,孔壁上的銅鍍層最小應為25um,而且無空隙。第二,使用噴霧或發泡式涂覆助焊劑。發泡方式中,在調節助焊劑的空氣含量時,應保持盡可能產生最小的氣泡,泡沫與PCB接觸面相對減小。第三,波峰焊機預熱區溫度的設置應使線路板頂面的溫度達到至少100°C。適當的預熱溫度不僅可消除焊料球,而且避免線路板受到熱沖擊而變形。 2.1.2 回流焊中的錫球 2.1.2.1 回流焊中錫球形成的機理 回流焊接中出的錫球,常常藏于矩形片式元件兩端之間的側面或細距引腳之間。

在元件貼裝過程中,焊膏被置于片式元件的引腳與焊盤之間,隨著印制板穿過回流焊爐,焊膏熔化變成液體,如果與焊盤和器件引腳等潤濕不良,液態焊錫會因收縮而使焊縫填充不充分,所有焊料顆粒不能聚合成一個焊點。部分液態焊錫會從焊縫流出,形成錫球。因此,焊錫與焊盤和器件引腳潤濕性差是導致錫球形成的根本原因。
